onsemi SuperFETIII Series | DigiKey Daily

onsemi 650 V SuperFET III series are high performance superjunction MOSFETs that deliver high power density and reduced RDS(ON), enabling designers to deliver higher efficiency in a smaller footprint. The MOSFETs use advanced charge balancing that results in more than 40% lower RDS(ON) and lower gate charge, improving efficiency and switching performance. The SuperFET III series also offers a best-in-class body diode and three times the single pulse avalanche energy rating than competing devices for improved reliability. 650 V SuperFET III MOSFETs are available in TO-220, TO-247, and D2PAK packages, and have a wide -55°C to +150°C temperature range, with applications including servers, telecom, EV chargers, and industrial systems.
